一种垂直注入型AlGaN基紫外发光二极管器件及其制备方法

北京大学公开了一种垂直注入型AlGaN基紫外发光二极管器件及其制备方法。本发明提供的方法包括在GaN/蓝宝石模板上通过应力释放及表面修复等外延工艺实现表面平整、无裂纹的紫外LED全结构外延生长;然后采用激光剥离手段去除蓝宝石衬底,结合紫外LED制备工艺,得到垂直注入型紫外LED器件。

该发明提供的垂直注入型AlGaN基紫外发光二极管器件不仅改善紫外LED器件光提取效率低的问题,还解除了紫外LED器件对于AlN模板的依赖,降低生产成本,对AlGaN基紫外LED器件性能提升及产业应用具有重要意义,适合大力推广。
